Opis:
Gain guided laser diodes exhibit unexpected low threshold current densities. Under these conditions, lasing only occurs under a current dependent long-time delay, which is three orders of magnitude larger than the time needed to reach population inversion. This effect is attributed to a thermally induced index guiding. The change in temperature of the quantum well region can be estimated using the shift in the wavelength of emission to be up to 70 K. As a further consequence, the threshold current density can be reduced by a factor of 4 simply by changing the pulse width of the applied current.

It is shown that the resonant nonlinear-wave mixing in the semiconductor quantum wells under a femtosecond optical pulse excitation can be used for the generation of the utmost short mid/far-infrared pulses with a few- or even single-cycle duration defined by pump duration.

Opis:
In the present paper we demonstrate that wide-range wavelength tuning of semiconductor lasers can be achieved by applying high pressure and low temperature. We report the experimentally measured dependence of the threshold current and emission energy on pressure and temperature in InGaAs/GaAs quantum-well lasers and provide the simple theoretical explanation of the physics behind the experimental findings.

Opis:
The linear optical gain in the AlGaAs/GaAs quantum well lasers is studied theoretically, taking into account the valence-band mixing effect. Our approach is based on the multiband effective-mass theory (k p method) and the density-matrix formalism. In order to obtain the valence bands' structure we employ the 4×4 Luttinger-Kohn Hamiltonian, neglecting the coupling to the split-off band. The spectral dependence of the linear optical gain is calculated using the density-matrix method with interband relaxation. Finally, we analyse the spatial distribution of the optical gain in the quantum well region for the photon energy corresponding to the peak value of the linear gain.

We have studied an enhancement of the oscillator strength for optical transitions near the Fermi energy in p-type modulation-doped quantum wells, which, so far, deserved much less attention than analogous n-type systems, because of the complicated valence band structure involved. The relatively wide (L=150 Å) quantum wells and high doping levels were used, containing more than one occupied subband. The enhancement in the photoluminescence intensity at the Fermi energy resulted from the strong correlation and multiple scattering of holes near the Fermi edge by the localized electrons.

The intracavity frequency doubling of a simultaneous passively Q-switched mode-locked diode-pumped $Nd^{3+}$ laser is studied with a polarized isotropic $Cr^{4+}$:YAG saturable absorber. A general recurrence formula for the mode-locked pulses under the Q-switched envelope at a fundamental wavelength has been reconstructed in order to analyze the temporal shape behaviour of a single Q-switched envelope with mode-locking pulse trains. This formula has been derived taking into account the impact of the intracavity frequency doubling and polarized $Cr^{4+}:YAG$ saturable absorber (the Fresnel losses). The presented mathematical model essentially describes the self-induced anisotropy appearing in the polarized $Cr^{4+}:YAG$ in the nonlinear stage of the giant pulse formation. For the anisotropic $Nd^{3+}:YVO_4$ active medium, the generated polarized waves are fixed through the lasing cycle. Second harmonic peak power, pulse width, pulse duration, shift pulse position of central mode and rotational angle as a function of the absorber initial transmission are estimated. The calculated numerical results are in good qualitative and quantitative agreement with the available experimental data reported in references.

Opis:
A mathematical model for describing the polarization effect of the intracavity frequency-doubling of a simultaneous passively Q-switched and mode-locked diode-pumped $Nd^{3+}$-laser has been demonstrated. The generated polarized waves are assumed to be fixed through the lasing cycle. The maximum absorber initial transmission and the minimum mirror reflectivity values have been determined from the second threshold criterion. The calculated numerical results demonstrate the impact of the variation of the input laser parameters on the characteristics of the output laser pulses. The calculated results are in good agreement with the available experimental data reported in references.

Spectral and temperature dependences of equilibrium and non-equi-intersubband light absorption in the mid-infrared spectral range were studied in selectively doped asymmetrical tunnel-coupled GaAs/AlGaAs quantum wells. The temporal evolution of the absorption studied by means of a picosecond pump-probe technique was found to have a biexponential character. The fast decay times are determined by intersubband electron relaxation due to electron scattering by optical phonons and impurities. The presence of long decay times in transient mid-infrared absorption is probably connected with electron transitions from the states in barrier (X and L valleys as well as deep centers) to the states of the quantum well. Experimentally determined intersubband scattering times are compared with the calculated ones.

It is shown that the mid/far-infrared (IR) and THz pulse generation via intracavity difference-frequency mixing in quantum-well dual-wavelength heterolasers can be rather efficient under mode-locking regime for one or both lasing fields even at room temperature. In a simple model we derive an explicit formula for intensity of the generated IR or THz pulse and find that this method is capable of producing picosecond pulses at ≈1 GHz repetition rate with the peak power of the order of 1 W and ≤ 0.2 mW at 10 μm and 50 μm wavelengths, respectively.

Opis:
A possibility of parametric generation of middle and far infrared radiation due to the lattice nonlinearity in semiconductor laser diode and waveguide is discussed. Three possible waveguide constructions for effective generation are considered. The parametric generation method is shown to provide generation power of the order of milliwatt for middle infrared radiation and of tens of microwatt for far infrared radiation using modern quantum well laser diodes.
